Al occupancy and local structure (bond lengths bond angles) for monoclinic β-(Al x Ga 1−x ) 2 O 3 alloys, with compositions (x) up to 90%, have been determined from Rietveld refinement of x-ray diffraction data. An atom preferentially occupies an octahedron (O h atomic site in comparison a tetrahedron (T d site. However, sizable number T sites, i.e., 20% composition 5%, remain occupied by atoms, which is found increase sharply composition. The sites are not fully atoms even the 90%. lattice parameters (bandgap) alloy decrease (increase) linearly composition, but change slope variation both bandgap observed at around 50%. be distorted more than 50% as indicated large angles. distortion origin system. Our results provide insight into required better understanding their physical properties.
